I will most likly say Sigma since he's one of the few villans in the series who has a "devil" and grim reaper form.

A close second would be the 2nd version of double since he's really the only one to actually enjoy killing and slashing stuff to pieces in the Rockman/Megaman series.

Omega's 3rd form in Megaman Zero 3 looks the most evil IMO. You're up against a giant robot. 2 of its heads resemble X and Zero. Plus, it has a giant sword and a giant X-Buster. The "real" Zero in MZ3 is my next pick.

....What? Okay, so it doesn't exactly look evil, but it is impressive in size, and a pain >.< Actually, those entire ruins are a pain if you ask me... But that's mostly because I keep missing and stepping in lava ^^; I need those stupid Asbestos Shoes...

Other than that, I dunno. Sigma always creeped me out x_X

I changed my mind. I think that Dr. Weil's final form from Z4 is just plain creepy. Sigma's last form in X4 is also pretty freaky-looking.

Golden Omega scares me now, with his evilness. Plus, he towers above you and can pound you easily, I mean look what he did to Harpuia. I'd also have to say Cerebian and the phoinex guy whose name I can't remember from Zero 2. Cerebian because he's a huge 3 headed dog who stands upright, and the phoinex because he can summon the souls of your enemies to get revenge on you.

I'll have to say it's a cross between the X4 and X8 renditions of Sigma. He's probably one of the most detailed villains of any Rockman series, and since Rockman X is the most "grown up" series, his design looks much more menacing than any of the villains. I don't think Doctor Weil is evil-looking since fugliness doesn't necessarily guarantee villainy. And Lumine looks more or less kind of "holy" to me. My opinion is also rather biased since I thought Lumine was sexy when I thought he/she was a girl.
